Fault-Adaptive Gate-Driver Control for Solid-State Circuit Breakers
This system improves solid-state circuit breakers by dynamically adjusting the MOSFET's gate voltage before turn-off based on fault current and temperature. This drives the device into saturation, effectively suppressing damaging voltage oscillations during rapid fault interruptions.
Background
The rapid expansion of direct current (DC) power systems—spanning modern data centers, electric vehicle battery packs, and DC microgrids—demands advanced circuit protection mechanisms capable of handling severe electrical anomalies. MOSFET-based solid-state circuit breakers (SSCBs) have emerged as a critical technology in this field due to their ability to rapidly interrupt high-current faults. However, ensuring the long-term reliability and operational robustness of these solid-state devices during sudden, high-energy fault interruptions remains a significant hurdle. As DC networks scale in power and complexity, there is a pressing need for control strategies that can safely manage the extreme electrical and thermal stresses experienced by semiconductor switches during fault clearance without compromising the speed of the protection system.
A primary limitation of current MOSFET-based SSCBs is the occurrence of severe, high-frequency voltage and gate-voltage oscillations during the turn-off phase, which are triggered by parasitic inductances and capacitances within the protection path. Conventional protection techniques, such as desaturation-based soft shutdown, two-level turn-off, and active gate control, primarily focus on limiting the peak fault current or slowing the rate of current change. Consequently, these approaches fail to effectively mitigate destructive turn-off oscillations, leaving the system vulnerable to component degradation and failure. Furthermore, existing methods largely ignore the intense thermal stress accumulated by MOSFETs during prolonged high-current faults and struggle to prevent current hogging or voltage imbalances in multi-MOSFET configurations, ultimately jeopardizing both device reliability and overall system integrity.
Technology
This fault-adaptive gate-driver voltage control system enhances the reliability of MOSFET-based solid-state circuit breakers (SSCBs) during high-current fault interruptions in DC power systems. Comprising a programmable-voltage gate-driver power supply, current and voltage sensors, and a digital control logic unit, the system dynamically computes and applies a pre-turn-off gate-driver supply voltage. At its core is a three-module predictor that integrates fault current and duration to estimate absorbed thermal energy, predicts the MOSFET’s instantaneous junction temperature, and utilizes the device’s output characteristics to determine the optimal gate voltage. Upon detecting a short-circuit fault, the system lowers the gate voltage to this calculated value before initiating the final turn-off sequence. This intentionally drives the MOSFET into a controlled saturation region until the drain-source voltage reaches a predefined threshold, after which a fast turn-off command safely interrupts the current.
Unlike conventional protection techniques—such as desaturation-based soft shutdown or two-level turn-off—that merely limit fault current while ignoring severe thermal stress and parasitic oscillations, this solution actively suppresses high-frequency voltage and gate-voltage oscillations by 49% to 55%. By transitioning the MOSFET into saturation prior to turn-off, the device’s current-voltage relationship becomes significantly less sensitive to gate disturbances. This thermally aware, topology-independent approach suppresses oscillations without requiring bulky snubber circuits or sacrificing turn-off speed. Furthermore, it is compatible with both silicon and silicon carbide MOSFETs and resolves critical multi-device challenges, actively preventing current hogging in parallel configurations and eliminating voltage imbalances in series arrangements.

Additional info
This fault-adaptive gate-driver voltage control system suppresses turn-off oscillations in MOSFET-based solid-state circuit breakers. A control unit dynamically computes and applies a pre-turn-off gate supply voltage based on real-time fault current, fault duration, and predicted junction temperature. By driving the MOSFET into controlled saturation prior to fast turn-off, it desensitizes current–voltage dynamics to gate disturbances, effectively mitigating high-frequency parasitic voltage oscillations during high-current fault interruption.
